The layer which is deposited on a substrate by pyrolyzing a tantalum-containing organic metallic compound by a chemical vapor deposition method and contains much carbon is exposed to a plasma while the substrate is biased, by which the tantalum-carbon-base thin film of the low specific resistance useful as the barrier layer is obtained. - 特許庁
